How TMCS is Manufactured ?
The primary reaction of silicon metal with methyl chloride (CH₃Cl) in the presence of a copper catalyst mainly produces dimethyldichlorosilane (DMDCS), but side reactions lead to the formation of methyltrichlorosilane (MTCS) and trimethylchlorosilane (TMCS) in smaller amounts. These byproducts are then separated by fractional distillation.
How HMDS is Manufactured?
Hexamethyldisilazane (HMDS) is manufactured by reacting trimethylchlorosilane (TMCS) with ammonia (NH₃). The reaction occurs in an anhydrous solvent (like toluene) to prevent hydrolysis and is typically carried out at controlled temperatures. The reaction produces HMDS. The crude HMDS is then purified by distillation. There are Different type of Quality in HMDS , such for Semiconductor , rimethylchlorosilane (TMCS) reacts with high-purity anhydrous ammonia (NH₃) in a controlled environment to form HMDS, The crude HMDS is then subjected to vacuum distillation to remove residual impurities, ensuring ultra-high purity.
HMDS undergoes further refining (such as additional distillation and filtration) to achieve purity levels of 99.999% (5N) or higher, minimizing trace metal and particulate contamination. This ultra-pure HMDS is used as a surface treatment agent to enhance photoresist adhesion in semiconductor lithography.
